This work reports a novel design for high-frequency piezoelectric gyroscopes using support transducer which enables an efficient energy coupling from a length-extensional mode into a degenerate secondary elliptical mode (n = 3). The gyroscope structure is made by a single crystalline silicon (SCS) disk supported by eight-transducer arms. Large drive mode displacement is excited through piezoelectric AlN thin films on transducer arms. The simulation of the proposed gyroscope shows a high scale factor of 12.24 nA/°/s at resonator Q of 10,000 in a mode-matched condition. The device was fabricated using the PiezoMUMPs process with 10 μm thick silicon structural layer. The fabricated gyroscope shows that the frequency split between drive and sense mode is only 600 Hz at the mean resonant frequency of about 9.976 MHz in air (equivalent to 60 ppm), verifying our design efficacy. The measured scale factor of the proposed gyroscope is around 54.01 μV/°/s before demodulation.
