Abstract
以熔凝法在10℃╱hr以下冷卻速率製成CuInS□單晶以 CVT 法 T□＝740 ℃，T □ ＝ 690℃ MI□＝ 1.3mg ╱cc 條件下將 GaP 磊晶層長在 CuInS□單晶基板上。此 異質結合體的能帶圖已建立起來。經由介面狀態而傳輸的隧通電流為此結合體的主 要電流傳輸機序。 此二極體具有光電壓效應：Voc＝0.66V、Jsc＝0.22mA╱cm□（ 在 AMI 光照下）。 #2811280 #2811280
