Abstract
經離子束退火處理後的濃度分佈圖，是以霍爾效應及陽極氧化剝去法來探討。實驗結果顯示退火效率與幾個因素有關，例如離子束能量，離子束電流，和掃描頻率。在適當選擇以上的參數時可以得到很好結果的離子束退火效率。當入射離子束在很好的條件下，砷離子濃度可超過高溫時砷在矽內的溶解度。
