摘要
High-performance planar photoconductors based on hybrid perovskite CH 3 NH 3 PbI 3 and 2D material WS 2 were fabricated and characterized for the first time. Due to the superior properties of both perovskite and WS 2 , these photodetectors with a simple bilayer structure exhibited high on/off ratios and high responsivity. Owing to the high mobility of the WS 2 monolayer and the efficient inter facial charges separation, the response speed of the hybrid WS 2 /perovskite photoconductor was enhanced by four orders of magnitude compared to the reference perovskite single layer. Furthermore, the WS 2 monolayer served as an atomically flat substrate, and the perovskite films grown on top showed better crystallinity, which may facilitate the synthesis of other perovskite-based devices. Overall, our results demonstrated a prototypical optoelectronic device built on TMD/perovskite hetero structures, paving their way for future applications.
