Micropipe (MP) bundling and twisting in SiC was revealed and a model for reactions of MPs during SiC growth was presented. It was shown that the phenomenological 2D dynamics of subsurface MP segments described the evolution of random ensemble of MPs. It was found that the specific twisted configurations arise because of collective mesoscopic effects in a random ensemble of MPs.
