Abstract

Electronic Optical and Magnetic Materials Condensed Matter Physics Electrical and Electronic Engineering Materials Chemistry
In addition to raising the numerical aperture and reducing the exposing wavelength to improve resolution in optical lithograhy, restoration of lost resolution due to incorrect practice is pursued. Elimination of vibration between the mask and the wafer, resist contrast improvement, and multilayer resist systems are cited as possible means for improvement. A simulation study is reported on the effects of vibration and resist contrast improvement to quantitatively assess the improvements.
